周末行研:EUV Mask Inspection --- EUV最难的问题之一 DUV时代的mask,更像“透明玻璃上的图案”。光穿过去,再投射到wafer上。很多问题集中在表面颗粒、划痕、断线等二维缺陷。 但EUV完全不同。13.5nm EUV会被绝大多数材料吸收,因此EUV mask变成了反射式结构。它本质上是由40~50层Mo/Si multilayer组成的纳米级布拉格反射镜。重要的是,EUV mask已经变成一套极其复杂的三维纳米光学系统。 这会导致问题集中在 buried defect(埋藏缺陷)。 例如某一层Mo/Si之间出现0.5nm级别的小隆起、空洞或颗粒,表面可能完全看不出来,但却会改变EUV光的相位与干涉行为,最终在wafer上形成CD偏移、图形变形甚至随机缺陷。 这类问题在DUV时代并不突出,但在EUV时代会直接影响良率。 很多缺陷在可见光下看不到,在DUV下也不明显,但到了13.5nm下却会变成灾难。因此最理想的方法,是用真正的13.5nm EUV去检测EUV mask,也就是所谓的 Actinic Inspection。但问题在于,Actinic Inspection本身几乎等于“再造一台小型EUV光刻机”。它同样需要EUV光源、超高真空、多层膜反射镜、极低振动、极高稳定性以及超高灵敏度探测器。 重要的是,inspection tool的要求很多时候甚至比曝光机更苛刻。因为曝光机追求的是稳定曝光,而inspection追求的是发现极微弱异常。尤其EUV时代大量缺陷已经变成 phase defect。很多缺陷并不一定有明显高度差,却会改变光的相位与干涉结果。这已经变成光学、相位、散射、干涉的综合问题。 与此同时,EUV mask本身还是典型的3D结构,会出现shadowing、absorber sidewall effect、3D scattering与angle dependency。同一个缺陷,在不同角度下,影响可能完全不同。重要的是,EUV inspection已经需要模拟完整的EUV成像行为。 缺陷会不会真正印到wafer上,也就是业内所谓的 Printable Defect Analysis,这背后需要 computational lithography、光学仿真、wafer correlation、AI defect classification 与 OPC补偿共同完成。 EUV光学系统在13.5nm波长下,传统透镜已经完全失效。EUV系统只能使用反射式光学。这意味着整个系统必须依赖超高精度的Mo/Si multilayer mirror。这些mirror已经接近原子级精度的纳米工程结构,其表面粗糙度甚至要求达到picometer级。在EUV波长下,哪怕0.05nm级别误差,都可能影响最终成像。 因此,检测系统的光学部分也长期高度依赖 Zeiss。 随着High-NA EUV、2nm、1.4nm、更高mask复杂度以及更严重的stochastic defect推进后,mask defect对良率的影响会指数级扩大。过去很多问题还能依靠OPC补偿、process window与冗余设计容忍,未来则越来越困难。 因此整个行业对actinic inspection、mask review、pellicle inspection以及printable defect analysis的需求都会快速增长。这也是为什么有euv检测能力的公司价值都可能会进一步增长的原因。 它们是EUV时代良率控制的核心基础设施。 本文非投资建议dyor
